VI Systems and partners demonstrate VCSELs capable to 75GHz intensity modulation.
VI Systems jointly with Ruhr University in Bochum, the Institute of Electronics, Computer and Telecommunication Engineering in Turin and the Warsaw University of Technology demonstrated the latest generation of 850nm vertical surface emitting lasers (VCSEL) capable to intensity modulation at bandwidths up to ~75GHz. The results were presented at the International Conference on Transparent Optical Networks (ICTON), Bucharest, Romania, July 2-6, 2023.

VCSEL mini arrays from VI Systems demonstrate a record modulation bandwidth exceeding 75GHz. The effect is enabled by optical field intensity oscillations in the laterally-coupled-VCSEL cavities and observed both under optical excitation and small signal current modulation. The intensity of the photon-photon resonance (PPR) feature in the modulation response curve strongly exceeds the intensity of the conventional resonance feature caused by the plasma-photon interaction.
The PPR resonance oscillation frequency is defined by the photon energy splitting of the coupled photon states in the mini-arrays. Adjustment in the geometry (2, 4, 10 cavities) makes it possible to control the frequency, the intensity, the number of the resonance frequency features and their widths. The PPR effect paves a way towards a high-speed data transmission at data rates well beyond ~200 Gb/s with an advantage of enhanced VCSEL reliability, as the high modulation bandwidths can be reached already at low current densities.
